The photodiodes are grown by molecular beam epitaxy and fabricated as 1100-pm2 mesa structures. At 5-V reverse bias and 850 nm, we typically measure 100 f F of capacitance, 90 pA of leakage current, 73% external quantum efficiency, <2% reflectivity, and ZZ-GHLbandwidths.

High-speed 1.55 mm operation of low-temperature-grown GaAs-based resonant-cavity-enhanced p – i – n photodiodes
We report the design, growth, fabrication, and characterization of GaAs-based high-speed p – i – n photodiodes operating at 1.55 mm. A low-temperature-grown GaAs ~LT-GaAs! layer was used as the absorption layer and the photoresponse was selectively enhanced at 1.55 mm using a resonant-cavity-detector structure. The bottom mirror of the resonant cavity was formed by a highly reflecting 15-pair G...

متن کاملRF Characteristics of GaAs / InGaAsN / GaAs P
We have demonstrated a P-n-P Ga&JInGaAsN/GaAs double heterojunction bipolar transistor (DHBT). The device has a low turn-on voltage (Vo~) that is 0.27 V lower than in a comparable P-n-p AIGaAs/GaAs HBT. The device shows nearide.al DC characteristics with a curfent gain (~) greater than 45. The high-speed performance of the device are comparable to a similar P-n-p AIGaAs/GaAs HBT, with ~~ and ~M...
متن کاملPerformance of Thin Separate Absorption, Charge, and Multiplication Avalanche Photodiodes
Previously, it has been demonstrated that resonantcavity-enhanced separate-absorption-and-multiplication (SAM) avalanche photodiodes (APD’s) can achieve high bandwidths and high gain–bandwidth products while maintaining good quantum efficiency. In this paper, we describe a GaAs-based resonant-cavity-enhanced SAM APD that utilizes a thin charge layer for improved control of the electric field pr...
